Fabrication of In2O3(ZnO)m superlattice microplates with hexagon morphologies

  • In2O3(ZnO)m microplates possessed a superlattice structure with a large m number i.e. m=23, consisting of layered alternating stacks of octahedral InO2 as inversion boundaries and layered InZnmOm+1+ as a zig-zag modulated pattern.
  • Negative thermal quenching (NTQ) of PL emission occurred in the temperature range from 100 to 120 K.
  • The anisotropic electrical properties of In2O3(ZnO)m were manifested, for the first time

Design and built a set of laser-induced growth device

  • Based on the results of finite element analysis (by COMSOL Multiphysics), the device was built with multiple-laser heating system (1080 nm and 2500W).
  • Acceptor-rich ZnO single crystal microrods with complete hexagonal cross-section morphology were successfully prepared by the growth device.

Development of local-dimming algorithm

  • Designed and simulated a local dimming backlight control system for display screens using Visual Studio.

DFT calculation of AlInO alloy

  • AlInO with 37.5% In content was identified as a potentially lattice-matched material with β-Ga2O3
  • AlInO alloys exhibits 5.59 eV tuning range for corundum-based structure and 4.91 eV for monoclinic-based structure
  • Band alignment in AlInO/β-Ga2O3 structure exhibits both type-I and type-II band offset among the whole composition range.

Ion Implantation and DFT Calculation of Point Defects

  • Investigated the effects of ion implantation at different doses on oxides, focusing on damage stimulation and defect formation mechanisms.
  • Studied the impact of annealing temperature on the samples, observing changes in defect characteristics.
